New applications such as wireless integrated network sensors (WINS) require radio-frequency transceivers consuming very little power compared to usual mainstream applications, while still working in the ultra-high-frequency range. For this kind of applications, the LC-tank-based local oscillator remains a significant contributor to the overall receiver power consumption. This statement motivates the development of good on-chip varactors available in a standard process. This paper describes and compares the

This paper explores a new way to reduce the readout noise for CMOS image sensors by using a typical 4T pixel embedding a PMOS source follower with reduced oxide thickness and gate dimensions. This approach is confirmed by a test chip designed in a 180 nm CIS CMOS process, and embedding small arrays of the proposed new pixels together with state-of-the-art 4T pixels for comparison. The new pixels feature a pitch of 7.5 µm and a fill factor of 66%. A 0.4 erms input-referred noise and a 185 µV/e- conversion ga

A 2.4 GHz polar transmitter compliant with the IEEE 802.15.6 standard is presented in this paper. A Linearized class-C power amplifier, employing dynamic biasing is used to minimize the adjacent channel interference and satisfy the defined spectrum mask re ...

Sub-micrometer channel length (0.5 mu m) organic thin-film transistors (OTFTs) are demonstrated using a process flow combining nano-imprint lithography (NIL) and self-alignment (SA). A dedicated test structure was designed and samples were fabricated on 4- ...

In this paper, we present an analytical semiempirical model of the profile of the channel charge and potential in quasi-ballistic double-gate (DG) MOSFETs. The charge model is based on the premise of separating the charge density in the quasi-ballistic cha ...

This paper presents three basic approaches for determining the transient stability of a power network by using an analog VLSI chip for simulating or emulating the system behavior. The main advantages of using this method are the much shorter computation time and lower complexity compared to the currently used methods that are based on numerical calculations or discrete analog simulators

In this paper a design-oriented model for asymmetrical double-gate (ADG) MOSFETs is proposed. Including the back-gate effect into the original simplified EKV bulk model requires only one additional parameter to the existing four, and extends the simplified ...

This paper suggests several approaches for determining the transient stability of a power network by using an analog VLSI chip for simulating the system behavior. The main advantages of using this method are the much shorter computation time and lower complexity compared to the currently used methods, which are based on numerical calculations or discrete analog emulators

This paper investigates the radiation tolerance of 28-nm bulk n and pMOSFETs up to 1 Grad of total ionizing dose (TID). The radiation effects on this commercial 28-nm bulk CMOS process demonstrate a strong geometry dependence as a result of the complex int ...

In this paper, we present an analytical noise modeling methodology for lateral nonuniform MOSFET. We demonstrate that the noise properties of lateral nonuniform MOSFETs are considerably different from the prediction obtained with the conventional Klaassen- ...

Worst-case design is used in IoT devices and high performance data centers to ensure reliability, leading to a power efficiency loss. Recently, approximate computing has been proposed to trade off accuracy for efficiency. In this paper, we use Inexact Spec ...

This paper presents a new and simple compact model for the intrinsic metal oxide semiconductor (MOS) transistor, which accurately takes into account the non quasistatic (NQS) effects. This is done without any additional assumption or simplification than those required in the derivation of the classical description of the MOS channel charge. Moreover, the model is valid from weak to strong inversion and nonsaturation to saturation. The theoretical results are in very good agreement with measured data perform

This paper presents a micropower second-order low-pass filter using the log-domain principle and integrated in a 0.35-μm CMOS process. It has been designed as an antialiasing filter for a DECT transceiver with a 45-kHz nominal cutoff frequency. The circuit uses transistors biased in weak inversion without requiring separate wells. It operates at 1.5-V supply voltage and its current consumption is 8 μA in idle mode. The log-domain filter is implemented with an on-chip conditioner which allows class-AB operat

This article investigates the total ionizing dose (TID) degradation mechanisms of 16-nm bulk Si FinFETs at ultrahigh doses. n- and p-FinFETs with several channel lengths are irradiated up to 1 Grad(SiO2) and then annealed for 24 h at 100 degrees C. Irradia ...

In this paper, analysis of a novel class of A/D converters based on asynchronous delta modulation (DM) is presented and a high level model is realized for the same. Using the high level model, analytical expressions are derived for the calculation of the i ...

A design technique for implementing a low-voltage and low-power quadrature oscillator operating at radio frequencies is proposed. The oscillator utilises a cascade of four stages of capacitive-source amplifiers to generate balanced quadrature signals. The analysis provides a set of design equations that matches the simulation results.

Inexact and approximate circuit design is a promising approach to improve performance and energy efficiency in technology-scaled and low-power digital systems. Such strategy is suitable for error tolerant applications involving perceptive or statistical ou ...

Radio-frequency (RF) circuits are crucial to qubit manipulation, for which transistor self-heating effects may influence performance and possibly change the quantum state. This paper presents an analytical RF model of FDSOI MOSFETs considering dynamic self ...

This article presents a physical model of the threshold voltage in MOSFETs valid down to 4.2 K. Interface traps close to the band edge modify the saturating temperature behavior of the threshold voltage observed in cryogenic measurements. Dopant freezeout, ...

This paper presents a new analytical method to simply estimate the integrated thermal noise in switched-capacitor filters (SCF). It is shown how the Bode theorem, which is theoretically valid only for continuous-time passive filters, can be extended to als ...
