Fast and Efficient Light Intensity Modulation in SOI with Gate-All-Around Transistor Phase Modulator

Résumé

We report fast modulation (>30 GHz) in a SOI resonant cavity using integrated Bragg mirrors and a gate-all-around transistor as active element. Modulation depth >90% can be obtained in 12.5 μm long devices.

Transistor

History of the transistor

A transistor is a semiconductor device with at least three terminals for connection to an electric circuit. In the common case, the third terminal controls the flow of current between the other two terminals. This can be used for amplification, as in the case of a radio receiver, or for rapid switching, as in the case of digital circuits. The transistor replaced the vacuum-tube triode, also called a (thermionic) valve, which was much larger in size and used significantly more power to operate.

Fonction ET

La fonction ET (AND en anglais) est un opérateur logique de l'algèbre de Boole. À deux opérandes, qui peuvent avoir chacun la valeur VRAI ou FAUX, il associe un résultat qui a lui-même la valeur VRAI seulement si les deux opérandes ont la valeur VRAI. Il fonctionne comme un produit arithmétique : Une lampe s'allume si l'on appuie sur « a » ET « b » et seulement dans ce cas là. La fonction « ET » est caractérisée par des interrupteurs NO (normalement ouvert) montés en série.
