We present cryogenic InGaAs HEMTs showing record-low on-resistance and noise characteristics for low-power qubit readout. Our analysis focuses on transistors with different indium channel compositions, 70%, 75%, and 80%, to explain its impact on cryogenic ...

Diode effects are of great interest for both fundamental physics and modern technologies. Electrical diode effects (nonreciprocal transport) have been observed in Weyl systems. Optical diode effects arising from the Weyl fermions have been theoretically co ...

Photonic integrated circuits are paving the way for novel on-chip functionalities with diverse applications in communication, computing, and beyond. The integration of on-chip light sources, especially single-mode lasers, is crucial for advancing those pho ...

Tremendous efforts have been made in developing highly selective catalysts for electrochemical CO 2 conversion to formate. However, the rapid deactivation resulting from structural reconstruction and phase transition poses considerable challenges to the sy ...

Perovskite solar cells (PSCs) offer an attractive solution to increase the efficiency of PV panels via perovskite/silicon tandems thanks to their potential cost-effectiveness and high efficiency. In inverted PSC architecture (p-i-n), commonly used hole con ...

Quantum cascade lasers are bright and compact semiconductor lasers that emit light in the mid- to far-infrared spectral region. The use of a closed ring cavity has now set them on the path towards ultrafast pulses. ...

Gallium phosphide (GaP) is an indirect-bandgap semiconductor used widely in solid-state lighting. Despite numerous intriguing optical properties-including large chi ((2)) and chi ((3)) coefficients, a high refractive index (>3) and transparency from visibl ...

We generate frequency-tunable narrow-band intense fields in the terahertz (THz) range by optical rectification of a temporally modulated near-infrared laser pumping a nonlinear organic crystal. Carrier-frequency tunability between 0.5 and 6.5THz is achieve ...

Progress in light-emitting diodes (LEDs) based on ZnO/GaN heterojunctions has run into several obstacles during the last twenty years. While both the energy bandgap and lattice parameter of the two semiconductors are favorable to the development of such de ...

Crystal phase engineering is an exciting pathway to enhance the properties of conventional semiconductors. Metastable SiGe presents a direct band gap well suited for optical devices whereas wurtzite (WZ) phosphide alloys enable efficient light emission in ...

Controlling lightning is a long-time dream of mankind. Along with the rapid evolution of laser technologies, the idea to develop lightning protection based on filamentation of high-power ultrashort-pulse lasers emerged in the 1990s [1]. The goal of the Las ...

Chip-based, single-frequency and low phase-noise integrated photonic laser diodes emitting in the violet (412 nm) and blue (461 nm) regime are demonstrated. The GaN-based edge-emitting laser diodes were coupled to high-quality on-chip micro-resonators for ...

Owing to their wide direct bandgap tenability, III-nitride (III-N) compound semiconductors have been proven instrumental in the development of blue light-emitting diodes that led to the so-called solid-state lighting revolution and blue laser diodes that a ...

Bubbles generated with lasers in liquids under confinement have been investigated for their potential use as the driving mechanism for liquid micro-jets in various microfluidic devices, such as needle-free jet injectors. Here, we report on the study of bub ...

Direct detection of single photons at wavelengths beyond 2 mu m under ambient conditions remains an outstanding technological challenge. One promising approach is frequency upconversion into the visible (VIS) or near-infrared (NIR) domain, where single-pho ...

Combining optical gain in direct-bandgap III-V materials with tunable optical feedback offered by advanced photonic integrated circuits is key to chip-scale external-cavity lasers (ECL), offering wideband tunability along with low optical linewidths. Exter ...

A 252 x 144 single-photon avalanche diode (SPAD) pixel sensor, called Ocelot, is reported for light detection and ranging (LiDAR). The sensor, fabricated in the 180-nm CMOS technology, features 1728 12-bit time-to-digital converters (TDCs) with 48.8-ps res ...

Many future fusion devices will rely heavily, if not solely, on electron cyclotron (EC) heating subsystems to provide bulk heating, instability control (neoclassical tearing mode (NTM) stabilization), and thermal instability control. Efficient use of the i ...

Resonant waveguide gratings (RWGs), also known as guided mode resonant (GMR) gratings or waveguide-mode resonant gratings, are dielectric structures where these resonant diffractive elements benefit from lateral leaky guided modes and can operate from UV t ...

Cavities concentrate light and enhance its interaction with matter. Confining to microscopic volumes is necessary for many applications but space constraints in such cavities limit the design freedom. Here we demonstrate stable optical microcavities by cou ...
