Cette technique est très utilisée dans l'industrie du semi-conducteur. Les motifs de l'image ainsi transférée deviendront par la suite les différentes zones des composants électroniques (exemple : contact, drain...) ou les jonctions entre ces composants.
NanolithographyNanolithography (NL) is a growing field of techniques within nanotechnology dealing with the engineering (patterning e.g. etching, depositing, writing, printing etc) of nanometer-scale structures on various materials. The modern term reflects on a design of structures built in range of 10−9 to 10−6 meters, i.e. nanometer scale. Essentially, the field is a derivative of lithography, only covering very small structures. All NL methods can be categorized into four groups: photo lithography, scanning lithography, soft lithography and other miscellaneous techniques.

La lithographie extrême ultraviolet ou lithographie EUV est un procédé de photolithographie assez semblable aux procédés de lithographie classiques actuels. Il utilise un rayonnement ultraviolet (UV) d'une longueur d'onde de l'ordre de dix à quinze nanomètres (le rayonnement EUV avoisine donc la gamme des rayons X-mous), en remplaçant les objectifs (ou masques dits « en transmission ») par une série de miroirs de précision (exemple des masques dits « en réflexion »).
Nanoimprint lithographyNanoimprint lithography (NIL) is a method of fabricating nanometer scale patterns. It is a simple nanolithography process with low cost, high throughput and high resolution. It creates patterns by mechanical deformation of imprint resist and subsequent processes. The imprint resist is typically a monomer or polymer formulation that is cured by heat or UV light during the imprinting. Adhesion between the resist and the template is controlled to allow proper release.

Gravure (microfabrication)La gravure (aussi appelée parfois par son nom anglophone, etching) est un procédé utilisée en microfabrication, qui consiste à retirer une ou plusieurs couches de matériaux à la surface d'un wafer. La gravure est une étape critique, extrêmement importante, lors de la fabrication d'éléments de microélectronique, chaque wafer pouvant subir de nombreuses étapes de gravure. Pour chaque étape de gravure, une partie du wafer est protégée de la gravure par une couche protectrice qui résiste à cette gravure.

Photomasks are commonly used in photolithography for the production of integrated circuits (ICs or "chips") to produce a pattern on a thin wafer of material (usually silicon). Several masks are used in turn, each one reproducing a layer of the completed design, and together known as a mask set. For IC production in the 1960s and early 1970s, an opaque rubylith film laminated onto a transparent mylar sheet was used.
Scanning probe lithographyScanning probe lithography (SPL) describes a set of nanolithographic methods to pattern material on the nanoscale using scanning probes. It is a direct-write, mask-less approach which bypasses the diffraction limit and can reach resolutions below 10 nm. It is considered an alternative lithographic technology often used in academic and research environments. The term scanning probe lithography was coined after the first patterning experiments with scanning probe microscopes (SPM) in the late 1980s.
Laser à fluorure d'argonUn laser à fluorure d'argon, ou laser ArF, est un type particulier de laser à excimère (plus exactement, ici, de laser à exciplexe). Ce type de laser produit un rayonnement électromagnétique cohérent par dissociation d'un complexe excité ArF* de fluor et d'argon formé en absorbant de l'énergie d'une source extérieure : 2 Ar + F + énergie → 2 ArF* ArF* → ArF + hν à 2 ArF → 2 Ar + F Le complexe ArF* n'est stable qu'à l'état excité (c'est le sens du mot exciplexe) et se dissocie immédiatement en argon et fluor dès qu'il est retombé à son état fondamental, après émission de photons correspondant à la transition énergétique, à savoir un rayonnement électromagnétique à de longueur d'onde, c'est-à-dire dans l'ultraviolet.
MicrolithographyMicrolithography is a general name for any manufacturing process that can create a minutely patterned thin film of protective materials over a substrate, such as a silicon wafer, in order to protect selected areas of it during subsequent etching, deposition, or implantation operations. The term is normally used for processes that can reliably produce features of microscopic size, such as 10 micrometres or less. The term nanolithography may be used to designate processes that can produce nanoscale features, such as less than 100 nanometres.
